Abstract: Patterned, crystalline BaTiO3 (BTO) films were formed directly on STO(001) surfaces

7

using atomic layer deposition and restricting Ba and Ti precursor adsorption to STO(001) by

8

passivating regions of the substrate with a polystyrene blocking layer. Patterns were prepared by

9

spin-coating polystyrene onto STO(001), UV-crosslinking the polystyrene, and rinsing away

10

uncrosslinked polystyrene with toluene. Amorphous 9 to 12 nm thick BTO films were deposited

11

at 225 °C on polystyrene-patterned STO(001) surfaces. These films were crystallized upon

12

annealing at elevated temperatures. Atomic force microscopy, scanning electron microscopy, and

13

time of flight secondary ion mass spectroscopy were used after BTO growth and polystyrene resist

14

removal, and reveal BTO features with dimensions similar to the shadow mask. Reflection high-

15

energy electron diffraction and x-ray diffraction show BTO epitaxially crystallizes to the substrate,

16

forming BTO(001), after annealing under vacuum at ≥ 770 °C with an oxygen partial pressure of

17

Epitaxial crystalline oxides have received interest for their ferroelectricity, piezoelectricity,

23

high permittivity, electro-optic effect, and ferromagnetism.1–10 Of particular interest are BaTiO3

24

(BTO),1 SrTiO3 (STO),4,11 and BaxSr(1-x)TiO3.12 BTO has received attention due to its potential

25

applications in ferroelectric field effect transistors,13–16 negative-capacitance devices,17 and

26

nanophotonic devices.18–20 Devices using crystalline perovskites such as BTO require patterning

27

and monolithic integration with semiconducting substrates. BTO patterns have been defined using

28

sacrificial SiO2 lift-off procedures,14 or Cl etching.15 However, build-up of Ti-containing etch

29

products on the surface,21,22 and decreasing nanofeature dimensions, make monolithic integration

30

of patterned perovskites difficult using existing techniques. A potential solution to the challenges

31

in defining crystalline BTO patterns is bottom-up area-selective (AS) patterning.

32

Typically, BTO is deposited using pulsed laser deposition,7 chemical vapor deposition,23

33

molecular beam epitaxy (MBE),24 RF Sputtering,25 or atomic layer deposition (ALD),1,2 however,

34

ALD is the most amenable to AS patterning in next generation device fabrication. ALD is a well-

35

known self-limiting, low temperature, conformal deposition technique, which offers precise

36

thickness control over nanofeature dimensions via chemical surface reactions. Additionally, low

37

temperature ALD growth of BTO makes it compatible with organic blocking layers that may be

38

thermally sensitive. Area selectivity has been accomplished by locally catalyzing surface

39

reactions,26 or using tone reversal methods involving sacrificial amorphous carbon structures.27

40

Area selectivity can also be accomplished by changing surface reactivity with methods such as

41

hydrogen depassivation lithography,28 or thermochemical surface modification of PMMA as a

42

resist layer,29 where modification of the PMMA resist layer restricts surface adsorption by defining

43

hydrophobic organic regions. Controlling adsorption of precursors with hydrophobicity is 2 ACS Paragon Plus Environment

amenable to BTO ALD, as AS-ALD on oxygen-rich hydrophilic surfaces is well known.2,30,31 AS-

45

ALD can be performed using self-assembled monolayers,32,33 directed self-assembly of di-block

46

copolymers,34,35 photolithographic exposure of polystyrene (PS),36 and electron beam induced

47

deposition.37 While these techniques have been shown to enable AS-ALD, we are unaware of any

48

report on AS-ALD growth of films leading to a single crystal layer, such as epitaxial BTO.

49

Depositing epitaxial films on surfaces with a process history is a major challenge, as growth

50

of functional perovskite films and epitaxy are sensitive to the deposition surface. Furthermore,

51

patterning for AS-ALD is typically implemented by subjecting the surface to chemical treatments.

52

As a result, it is important to understand if the patterning process alters the surface cleanliness, and

53

if there is any effect on deposition. We find ALD of BTO is generally amorphous as-grown if the

54

substrate is not a pristine template layer prepared in ultra-high vacuum.1,2 Subsequent

55

crystallization of the perovskite film requires epitaxy, using the substrate as a crystalline template.

56

To the extent epitaxy is dependent on the quality of the interface, it is important to understand if

57

the interface quality is retained throughout the AS process.

58

Herein we explore the effect of surface treatment in the AS-ALD of crystalline BTO. ALD

59

of BTO is investigated after subjecting a crystalline STO(001) surface to PS deposition and

60

removal. Subsequent crystallization behavior is also probed. BTO crystallizes after using

61

photolithographic exposure of PS and solvent-based removal of uncrosslinked PS to define the

62

active area. STO(001) is used for epitaxial crystallization in this demonstration for convenience

63

and similarity between prior demonstrations that showed monolithic integration of BTO onto

64

Si(001) using a ~2 nm-thick STO template layer.2,38 AS-ALD is shown to be a promising technique

65

to enable epitaxial structures with potential uses in a variety of photonic devices.

A 2 wt% PS solution was made by mixing propylene glycol monomethyl ether acetate with

68

polystyrene (Sigma-Aldrich, 200,000 Da). 10  10 mm2 STO(001) single crystal substrates (MTI

69

corporation) were cleaned by sonicating for 10 min in acetone (99%, Fisher Scientific), followed

70

by 2-propanol (99%, Fisher Scientific), and finally with 18.2 MΩ ∙ cm water (Millipore). STO(001)

71

substrates were then placed in a UV-ozone generator, which produces light at 185 nm and 254 nm,

72

(Novascan PSD Digital UV Ozone System) for 15 min. Substrates were subsequently placed on a

73

spin coating system (Smart Coater 100, Weinview), had the 2 wt% PS solution pipetted onto the

74

surface, and spun for 1 min at 2000 rpm. Substrates were immediately placed on a heated surface

75

at 100 °C to allow the propylene glycol monomethyl ether acetate to evaporate. This produced PS

76

films that were 45 nm thick.

Crosslinking of the PS was performed in a UV-ozone generator, where N2 (Airgas,

78

99.999%) was used to continually purge the system of oxygen. Following the procedure in Ref.

79

[39],39 the shadow mask was placed on top of the substrate before purging. The shadow mask was

80

a SiO2 mask that consisted of a grid of squares that decreased in size from 250 μm to 50 μm. The

81

UV-exposure enclosure was purged with N2 for 30 min before the UV lamp (λ < 254 nm) was

82

turned on. The exposed PS was crosslinked during UV exposure, while the PS beneath the shadow

83

mask was left uncrosslinked. Uncrosslinked PS was removed by rinsing with toluene (99%, Fisher

84

Scientific) for 1 min. The complete process of PS deposition, ALD of BTO, removal of PS, and

85

crystallization of BTO can be seen in Figure 1.

BTO growth, X-ray photoelectron spectroscopy (XPS) analysis, and reflection high energy

87

electron diffraction (RHEED) analysis took place in a system comprised of a custom-built ALD

88

reactor connected via a UHV transfer line. A more detailed description can be found

89

elsewhere.1,4,40 The ALD reactor is a stainless steel chamber operating at a background pressure

90

of ~1 Torr during deposition. Ar is used as both carrier and purge gas in the ALD chamber. The

91

precursors are vaporized thermally and introduced into the ALD reactor via a gas manifold. ALD

92

growth of BTO has been reported previously.2,41,42 Barium bis(triisopropylcyclopentadienyl)

93

[Ba(iPr3Cp)2], and titanium tetraisopropoxide[(Ti(O-iPr)4] (TTIP) were used as the Ba and Ti 5 ACS Paragon Plus Environment

precursors, respectively, while deionized water was used as the oxidant. The Ba and Ti precursors

95

were kept at 150 °C, and 37 °C, respectively, while deionized water was kept at room temperature.

The number of unit cycles for each element is adjusted to obtain a near-stoichiometric composition

97

(i.e., ABO3).1 ALD-grown BTO was amorphous as deposited at 225 °C. BTO films were heated

98

in 1 × 10-6 Torr partial pressure of O2 by ramping the temperature at a rate of 20 °C/min until the

99

onset of crystallization is observed. The crystallization onset was established using RHEED,43 and

100

was found to be between 770 °C and 790 °C. The temperature was raised beyond the onset

101

temperature to 850 °C by ramping at a rate of 10 °C/min and held at the final temperature for 10

102

min to allow for complete crystallization. Blanket films were used to calibrate the stoichiometry

103

and crystallization parameters, which were repeated over on PS-patterned substrates.

RHEED and XPS were used in situ to monitor the surface order, and composition of the

105

sample, respectively, without risk of contamination. XPS uses a monochromated Al K X-ray

106

source with a photon energy of 1486.6 eV and a VG Scienta R3000 analyzer. After deposition,

107

and sometimes after UHV post-deposition annealing, X-ray diffraction (XRD) and X-ray

108

reflectivity (XRR) are used to characterize the film crystalline structure and thickness. XRD and

109

XRR are performed using a Rigaku Ultima IV diffractometer with a Cu K X-ray source. XRR

110

was taken without any monochromator in the beam path, while XRD was taken using a Ge

111

monochromator. BTO film thickness was determined by fitting the XRR data using GenX.44

112

Crosslinked PS was removed ex situ in a capactively coupled plasma etching chamber

113

(Oxford PlasmaLab). The plasma etching chamber was purged three times by flowing 20 sccm of

114

Ar to maintain a pressure of 30 mTorr within the chamber for 1 min. The chamber was then

115

evacuated to 1 × 10-6 Torr. This procedure was repeated twice before etching took place. An O2

plasma was used to remove crosslinked PS, which had an etch rate of ~13 nm/min using 20 sccm

117

of O2 at 100 W RF power and no ICP power applied. Crosslinked and uncrosslinked PS were

118

measured ex situ using spectroscopic ellipsometry (J.A. Woolam), and fit using a Cauchy model

119

(CompleteEase, J.A. Woolam).

Atomic force microscopy (AFM, Asylum Research) was obtained in tapping mode, and

121

height images were obtained using Si cantilevers (HQ:NSC15/Al BS, μmasch). Images were

122

analyzed using Gwyddion (v2.47). Top view scanning electron microscopy (SEM, FEI Quanta

123

650 ESEM) was obtained using a 30 kV electron beam.

Chemical spatial mapping was obtained with time of flight secondary ion mass

125

spectroscopy (TOF-SIMS) using a TOF.SIMS 5 instrument (ION-TOF GmbH, 2010). A short

126

(100 ns) pulsed primary ion beam (Bi+, 30 keV energy, ~3.1 pA measured sample current) was

127

rastered either over a 200 m × 200 m or 100 m × 100 m area on the sample surface to collect

128

surface chemical maps. Depth profiling was done using a shorter primary ion beam pulse (~18 ns)

129

in a 100 m × 100 m area focused within a 250 m × 250 m area that was sputtered by a

130

secondary ion beam (Cs+, 500 eV energy, ~50 pA measured sample current). Depth profiles were

131

acquired within the UHV system, which had a base pressure of ~5 × 10-10 Torr in noninterlaced

132

mode (i.e., sequential data acquisition and sputtering) and with the primary ion beam in high

133

current bunched mode. All detected secondary ions had positive polarity with mass resolution

134

>13,000 (𝑚/𝛿𝑚).

Passivating Ability of Polystyrene to BTO ALD

PS was used as a blocking material in this work, thus its resistance to BTO ALD was probed

140

first. Figure 2 presents X-ray photoelectron (XP) spectra after 200 ALD cycles on crosslinked PS

141

and on a STO(001) surface that had spincoated PS removed with a toluene rinse. 200 ALD cycles

142

corresponds to a BTO thickness of ~12 nm on a bare STO(001) surface that was not exposed to

143

PS. Figures 2(a) and (b) show the Ba 3d and Ti 2p XP spectra, respectively. The Ba 3d XP signal

144

is significantly reduced and the Ti 2p signal is undetectable by XPS after 200 ALD cycles on

145

crosslinked PS compared to the STO(001) substrate. Some Ba precursor adsorption occurred on

146

crosslinked PS as indicated by the presence of Ba 3d XP signal in Figure 2(a). The crosslinked PS

147

surface before BTO deposition has a weak O 1s XP signal at 534.1 eV, indicating PS incorporated

148

oxygen during crosslinking (Figure 2(c). This is expected with a non-air tight UV generator, which

149

can allow residual oxygen into the enclosure during crosslinking.39 After 200 ALD cycles, the O

150

1s signal shifts to lower binding energy, 529.5 eV. Oxygen present during the UV exposure is

151

typically incorporated as a carbonyl oxygen or oxygen bridge in PS.45 Carbonyl oxygen in the

152

crosslinked PS surface is likely the adsorption site for the Ba precursor. In separate control

153

experiments uncrosslinked PS was subjected to 200 ALD cycles. The Ba 3d, Ti 2p, O 1s, and C 1s

154

XP spectral signals (not shown) do not change after 200 ALD cycles from the spectra recorded

155

before ALD. Uncrosslinked PS is inert to BTO ALD so it is expected that crosslinked PS would

156

be inert with more effective purging of the UV exposure chamber.

To understand if the Ba signal on crosslinked PS in Figure 2(a) is in the near surface region

158

or persists through the PS films a separate UV-crosslinked PS sample was prepared and was 8 ACS Paragon Plus Environment

exposed to 200 ALD cycles. Both the Ba 3d and O 1s signals (not shown) on this surface were

160

weaker than corresponding signals in Figure 2(a) and (c) indicating less Ba was present and less

161

O incorporated into the crosslinked PS with more effective purging for this separate sample. XPS

162

depth profiling showed the Ba 3d signal was removed after 15 s of Ar+ sputtering (3 kV and 25

163

mA of emission current, not shown). While the sputter rate through crosslinked PS was not

164

established, it takes 3 min to remove a 2 nm-thick native oxide on Co . Polystyrene is more easily

165

sputtered than CoO,46 however much of the 45 nm crosslinked PS film likely remains after 15 s of

166

sputtering as the only visible XP signal is C 1s. Therefore, the Ba 3d signal in Figure 2(a) is

167

associated with Ba adsorbed on the surface and possibly absorbed in the near surface region.

The morphology of the STO surface was investigated after PS deposition and removal. The

169

process of depositing/removing PS should leave the surface of STO unchanged, so as to allow

170

ALD growth and BTO crystallization in subsequent steps (Figure 1). The AFM image of a

171

STO(001) surface exposed to PS deposition and removal with toluene is seen in Figure 3(a). For

172

reference we measure the roughness (Ra) of an as-received STO(001) crystal is ~2 Å, while the

173

roughness (Ra) of an ALD-grown BTO film on a cleaned STO(001) crystal not exposed to PS is

174

~7 Å. The roughness of the surface shown in Figure 3(a) is the same as the as-received STO crystal.

BTO ALD is performed on surfaces similar to the one presented in Figure 3(a). The deposition

176

and removal of PS did however introduce sparse particles onto the surface, which are the bright

177

spots seen in the AFM image. Despite the introduction of particles to the surface, the surface

178

roughness change is undetectable by AFM, signifying restoration of the STO(001) surface to its

179

initial condition.

Removal of crosslinked PS, which is performed after BTO ALD (Figure 1), should leave

181

the surface unaffected as well to allow for further processing in device fabrication. Crosslinked PS

182

was removed using an O2 plasma etch. Optimal conditions for crosslinked PS removal were found

183

by varying the RF power applied and the Ar/O2 gas flow rate. The final parameters (20 sccm O2,

184

0 sccm Ar, 100 W RF power, 0 V bias) were found to yield the best results. The STO surface after

185

crosslinked PS removal can be seen in Figure 3(b). Crosslinked PS etching left more particles on

186

the surface compared to uncrosslinked PS removal with toluene; the roughness after O2 plasma

187

A bare STO(001) surface was subjected to PS deposition without crosslinking and the PS

190

was subsequently removed with a toluene rinse. Additional solvents and methods were

191

investigated to find the optimal rinse for removal of PS. Isopropanol, acetone, and n-hexane all

192

partially removed the PS, while toluene was the most effective at removing uncrosslinked PS39 to

193

allow for both BTO ALD and epitaxy. The resulting toluene-rinsed surface was then exposed to

194

200 ALD cycles and RHEED was used to determine the onset of crystallization. Crystallization of

195

the ALD-grown BTO film was strongly dependent on composition of the film. The stoichiometry

196

between 51.5:48.5 to 49.1:50.9 crystallized between 770 – 790 °C. All BTO films reported herein

198

are within the specified range. Ba:Ti ratios that deviated appreciably from 50:50 resulted in higher

199

crystallization onset temperatures; for example, a film with 44.3:55.7 Ba:Ti had an onset of

200

crystallization at 850 °C. We also find that the presence of adsorbates has a strong effect on

201

crystallization temperature. Films reported herein are amorphous as-grown (Figure S1) as

202

indicated by a lack of a RHEED pattern, whereas we have observed BTO grown on an STO layer

203

prepared by molecular beam epitaxy will be crystalline as deposited.2

204

XRD was used to confirm the single crystalline nature of the BTO, which is seen in Figure

205

4(a) and 4(c). Two features were observed: a higher intensity feature at 46.5° is attributed to the

206

substrate STO(002) peak, and a lower intensity feature located at 45.1° is attributed to BTO(002).

207

No other peaks were observed for BTO. A wide-angle scan is also presented in Figure 4(c). The

208

wide-angle scan shows three main features at ~22°, ~46°, and ~72°, which are the (00l =1, 2, 3)

209

STO substrate peaks. Additionally, at the ~22°, and ~46° peak locations, two features are present

210

due to the registry between BTO and STO. The feature at ~22° is comprised of STO(001) at 22.8°

211

and BTO(001) at 22.1°. The ~46° feature is the same shown in Figure 4(a), which arises from

212

STO(002) and BTO(002) located at 46.5° and 45.1°, respectively. The feature at 72.6° is attributed

213

to STO(003). BTO(003) could not be resolved by XRD as the BTO(003) feature is not expected

214

to have a large intensity. The d-spacing for the BTO film is 4.02 Å ± 0.02 Å. The out-of-plane

215

lattice constant is close to the bulk value for tetragonal c-axis BTO, 4.036 Å,2 which indicates

216

crystalline BTO is not strained to STO(001). The rocking curve on the BTO(002) peak can be

217

seen in Figure 4(b). The FWHM of the 002 rocking curve is 0.085, which suggests the ALD-

218

grown BTO is a high quality single crystal, with low mosaicity, and has epitaxially crystallized to

219

Film roughness was investigated using AFM, which is seen in Figure 4(d). The AFM image

222

shows a 5 μm × 5 μm area with an average surface roughness of 5.5 Å compared to 2 Å for a

223

STO(001) surface. This is in good agreement with the roughness we have observed for ALD-

224

grown BTO films, which ranges 5-7 Å on a bare STO(001) surface, not subjected to the AS process.

225

In summary, the BTO is single crystalline and has epitaxially crystallized on STO(001) that had

226

been exposed to the PS deposition and toluene removal procedure.

227

Area-Selective ALD of Crystalline BTO

228

Area-selective deposition was investigated by crosslinking PS on STO(001) surfaces with

229

exposure to UV light (Figure 1). After rinsing uncrosslinked PS away with toluene, the patterned

230

substrates were exposed to 200 ALD cycles. After BTO growth, crosslinked PS was removed by

231

exposure to an O2 plasma, as discussed previously. The BTO film was then annealed in UHV

232

under an O2 partial pressure of 1 × 10-6 Torr to allow crystallization. Crystallization was observed

233

at 790 °C for the film shown in Figure 5. TOF-SIMS was used to obtain surface chemical maps,

234

where the pattern was defined using a shadow mask (Figure 5(a)). Ba+ and Sr+ ion signals were

235

chosen to represent the Ba-rich and Sr-rich regions, respectively, where Ba+ is continuous and

236

shown in red, and Sr+ is discontinuous, shown in purple.

237

A scanning electron micrograph of a wider area of the same region is shown in Figure 5(b).

The dark regions in the scanning electron micrograph are STO, and correspond to the purple 15 ACS Paragon Plus Environment

regions in Figure 5(a), while the bright regions are ALD-grown BTO and correspond to the

240

continuous red regions in Figure 5(a). The corresponding area of the patterned BTO seen in Figure

241

5(a) is indicated in a red square in Figure 5(b). Sr+ chemical maps showed Sr+ was contained to

242

the STO(001) substrate region beneath the crosslinked PS as expected, while Ba+ was seen in the

243

continuous region with some signal on the Sr-rich regions. The Ba+ observed on the Sr-rich region

244

is likely due to redeposition of Ba during the O2 plasma etching step to remove crosslinked PS.

245

Ba+ was observed throughout the STO(001) substrate region as well as in the BTO ALD-growth

246

regions. The STO(001) substrate has 0.86 wt% Ba impurity per the manufacturer, which leads to

247

the background signal observed in TOF-SIMS.

The composition of the BTO features were investigated using TOF-SIMS as shown in

249

Figure 6. It is worth noting that TOF-SIMS records a 2-D picture as it sputters, so that features

250

smaller than ~300 μm on a planar surface will appear as a 2-D projection in the TOF-SIMS image

251

due to the negligible difference in ions’ time of flight to reach the detector. Thus the BTO pattern

252

appears sunk into the STO substrate in Figure 6. The Sr+ signal can be seen in Figure 6(a), where

253

the background is indicated as dark blue on the top of the pads at the four corners and at the bottom

254

of the trenches and is limited to the STO substrate. Ba+, as seen in Figure 6(b), is most concentrated

255

in the middle region, where BTO deposition occurred due to AS-ALD. There is some Ba+ localized

256

onto the surface of the STO pads, which is most likely due to redeposition during O2 plasma

257

etching to remove the crosslinked PS. Surface Ba+ was removed with light sputtering, as indicated

258

by the Ba+ signal dropping to the background level associated with the 0.86 wt% Ba impurity in

259

STO. The ultrathin surface Ba+ on the Sr-rich region was not continuous, and unlikely to have

260

deposited on the PS-blocked regions during ALD growth, since the Ba 3d signal in Figure 2(a) on

261

crosslinked PS is associated with Ba adsorbed on and/or in the near surface region of the PS. The 17 ACS Paragon Plus Environment

overlay of the Sr+ and Ba+ TOF-SIMS maps can be seen in Figure 6(c). Both species, STO and

263

BTO, are confined to the regions defined during PS crosslinking. The interface of STO/BTO is

264

seen at the bottom of the trenches in Figure 6(a). A carbon C+ signal, due to adventitious C or PS

265

sources from the toluene rinse, would be visible in this location, however, the C+ TOF-SIMS signal

266

intensity at the interface was not different than the background C+ signal throughout the STO/BTO

267

(not shown).

268

AFM was used to investigate feature fidelity of the BTO patterns, which can be seen in

269

Figure 7(a), which again corresponds to the red square in Figure 5(b). Horizontal lines correspond

270

to extracted height profiles shown in Figure 7(b). The low regions in Figure 7(a) correspond to the

271

substrate, STO(001), where the PS was crosslinked during exposure. Figure 7(c) shows the TOF-

272

SIMS chemical map, where the STO substrate is discontinuous and visible in the corners (purple),

273

while the ALD-grown BTO is the continuous (red) raised region. The raised regions correspond

274

to PS areas that were blocked during UV exposure and removed with the toluene rinse, which is

275

where BTO growth took place. The smallest opening on the shadow mask is 50 μm × 50 μm, while

276

the line width is approximately 25 μm. AFM height profiles indicate the line width is

277

approximately 25 μm in Figure 7, while the holes are approximately 45 μm × 45 μm in Figure 5(a)

278

within the red square region in Figure 5(b). The hole and line widths are in good agreement with

279

nominal hole and line widths of the shadow mask, which are 50 μm × 50 μm, and 25 μm,

280

respectively. 200 ALD cycles is expected to deposit ~12 nm of BTO, consistent with the extracted

281

height profiles in Figure 7(b). BTO typically has roughness of ~5-7 Å on bare STO(001) and

282

toluene-rinsed blanket STO(001) surfaces, while STO(001) has a roughness of ~2 Å, which is

283

consistent with the visibly rougher BTO compared to STO in Figure 7(a). Good agreement

284

between the ALD-grown BTO and the shadow mask dimensions demonstrates reliable patterning 18 ACS Paragon Plus Environment

from the crosslinked PS to the deposited BTO film. Large scale patterning can be seen in the

scanning electron micrograph in Figure 5(b).

indicated by the red square in Figure 5(b). The analysis area for TOF-SIMS was 100 m × 100 m. 288

Patterning was successful over the entire shadow mask indicating the process of depositing,

289

crosslinking, and removing PS can be used to deposit BTO selectively. Large shadow mask

290

features were not transferred with the same fidelity as the smaller features in the process herein

291

due to poor contact between the shadow mask and the substrate. Feature fidelity was improved at

292

the smaller holes in the shadow mask, which is likely due to a non-optimized photo-transfer

293

process in exposing the PS to UV light. Minimizing the gap between shadow mask and substrate

294

or collimating the UV-light would likely improve feature fidelity.

295

To examine physical sputtering of BTO with oxygen ions during the crosslinked PS

296

removal step, a PS patterned STO(001) substrate was subjected to 150 ALD cycles (~9 nm thick

297

BTO). The surface morphology of the BTO within the green square indicated in Figure 5(b) was

298

investigated after removal of crosslinked PS with O2 plasma etching. The roughness of the ALD-

299

grown BTO film did not change, indicating that O2 plasma etching did not introduce morphological

300

changes into the film, even though it is likely some particles were left over as seen in Figure 3(b).

301

XRR before and after O2 plasma etching and before and after O2 annealing confirmed this, as film

302

thickness was ~9 nm in all measurements (not shown). TOF-SIMS, which shows some Ba+ signal

303

on the on the surface of the STO pads, was the only technique that indicated physical etching of

304

the BTO with O2 plasma etching.

305

The patterned BTO films were then crystallized and probed for epitaxy. The onset of

306

crystallization was observed at 790 °C, which was monitored in situ with RHEED. The Ba:Ti

307

stoichiometry was 49.3:50.7. The streak-like diffraction pattern in the RHEED inset in Figure 8(a) 21 ACS Paragon Plus Environment

is due to the registry between BTO and STO, indicating a smooth crystalline BTO surface. The

309

representative BTO area investigated with XRD is shown in the green square in Figure 5(b). The

310

shoulder at two-theta values 45.1° is BTO(002). A wide-angle XRD scan is shown in Figure 8(b),

311

where three features, arising from the substrate STO/BTO(00l) peaks, can be observed. XRD for

312

the patterned BTO film and the blanket BTO film deposited on PS treated STO(001) were identical

313

(Figure 4). The sole presence of {00l} reflections indicates a preferred orientation to the crystalline

314

films expected for surface phase epitxay. The patterned BTO film (Figure 8) has an out-of-plane

315

lattice constant of 4.02 Å ± 0.02 Å, which is the same as the out-of-plane lattice constant for the

316

blanket BTO film exposed to PS (Figure 4). Considering the uncertainty of this value, it is

317

consistent with 4.036 Å expected for an out-of-plane c-axis oriented and relaxed BTO film. STO

318

is cubic with a = 3.905 Å47 and tetragonal BTO has a = 3.966 Å.48 If the BTO(001) films were

319

strained to STO(001) the out-of-plane spacing would be greater than the bulk BTO c value of 4.036

320

Å. Previous studies have examined the effect of annealing on crystallization, and have shown that

321

low enough temperature ramp rates (5 °C/min) will retain a strained film throughout the annealing

322

process.2 AFM indicates deposition thickness is approximately 9 nm, and the thickness after

323

crystallization is also approximately 9 nm, which is close to the thickness calculated using XRR,

324

8.8 nm (not shown).

325

Thus in this proof of concept the AS-ALD process can be used to grow crystalline BTO

326

films through solid phase epitaxy. In this work 45 μm patterns in PS were explored and smaller

327

features are likely possible. Five to six μm features have been demonstrated using UV-crosslinked

328

PS,39,45 and 20-30 nm features have been demonstrated with a PS-based self-assembled diblock

329

polymer film.39 We expect this technique can be implemented on other crystalline surfaces than

330

the STO(001) substrates used herein that have a 2-3 nm-thick STO template layer on them, such 22 ACS Paragon Plus Environment

as STO on Si(001),2 or STO on Ge(001),1 which would enable monolithic integration of patterned

332

BTO into semiconductor devices, such as negative capacitance FETs,17 ferroelectric FETs,13 or

333

multiferroic FETs incorporating BTO.49 Such applications could include the Si ring resonator,

334

which is nearing its theoretical smallest diameter of 3 μm,50 or ferroelectric BTO waveguides,

335

which can have feature sizes up to 100 μm.19

Conclusions and Summary

337

Area-selective ALD of BTO was demonstrated on a STO(001) surface. Area-selective

338

patterns were defined by crosslinking PS through exposure to UV light (λ < 254 nm).

339

Uncrosslinked PS was removed by rinsing the surface with toluene. BTO growth was blocked on

340

uncrosslinked PS up to at least 200 cycles. Residual oxygen in the UV exposure enclosure likely

341

introduced impurities into the PS film, which behaved as nucleation sites during BTO ALD growth.

342

Even though some Ba adsorbed on top of the crosslinked PS, uncrosslinked PS is expected to have

343

high selectivity to BTO ALD. The PS deposition procedure did not inhibit BTO growth on

344

STO(001), as the procedure for removing crosslinked and uncrosslinked PS restored the STO(001)

345

surface to allow for epitaxial crystallization. BTO was single crystalline after annealing in O2, and

346

it is suspected Ba:Ti stoichiometry, and surface cleanliness, are the main parameters to be

347

controlled for crystallizing BTO. Future work is needed extending this technique to smaller

348

features, and using AS-ALD to produce BTO films strained to the substrate. The effect of the

349

BTO/STO interface on crystallization and examining electro-optic performance after AS-ALD

350

also require further study.
